The Borg in Star Trek Next Gen and especially in Star Trek First Contact With there New loom and the Borg Queen they were totally ruthless. By that time were used in Voyager they were over used and not as scary.

Forgot to mention Khan Noonien Singh from Star Trek Original series “Space Seed” and of course Star Trek II: The Wrath of Khan played by the fantastic Ricardo Montalbán, the character was just ruthless and hell bent on revenge and would do what ever To takes to destroy Kirk.
Lore from Star Trek Next Gen Data’s brother by played Brent Spiner he was pure evil and almost too human. Using the crystalline entity to destroy all life on Omicron Theta and would again use the entity to try and destroy the Enterprise, even use his own brother Data and tricking his father to get the emotion chip which made him even more unstable. He even used a group of Borg and even experimented on them that’s fucked up.

The Emperor in Star Wars especially after he tries to kill Skywalker in the third film Return of the Jedi. How I inwardly cheered when he finally got his comeuppance being thrown down a chasm by Darth Vader!

Terry O'Quinn,The Stepfather(1987)its a bit hammy but his over the top psychotic turn is well worth checking out.
